Japan KOA and Seiko E&P co-developed a new technology for the formation of micro-wiring on LTCC (low-temperature sintered ceramic base plate) using inkjet technology. At present, LTCCs having a wiring width and interval of 30 μm have been trial-produced. The inner layer is formed with wiring and inductors also made using ink jet technology.
On the surface-treated printed circuit board, an ink-jet material mainly composed of Ag was used for printing, and after completion, laminating and firing were performed together. Ag is in the form of particles having a diameter of several nm to several tens of nm and dispersed in the ink. The electrical conductivity of the wiring after firing was not changed from the previously used silver paste wiring.
Compared with the previous screen printing, the application of inkjet technology to LTCC not only results in finer wiring, but also eliminates the need for masking and is suitable for a small variety of production and shortens delivery time. In addition, screen printing requires the entire mask to be coated with adhesive material, while ink jets only need to spray ink material on the necessary part. Therefore, the amount of material used can be controlled.
